Amorphousstoichiometriclanthanumoxide(LaO)thinfiweregrownonSi(100)byatomiclayerdepositiontechniqueusinglanthanum

2,2,6,6tetramethyl3,5heptanedioneandwater(H2O)asprecursors.Thestructuralandelectricalpropertieswereinvestigatedbytransmission
electronmicroscope,Xrayphotoelectronspectroscopy(XPS),Xraydiffraction(XRD),currentvoltage(IV)andcapacitancevoltage(CV)
measurements.Inparticular,theeffectsofthermalannealingontheLa2O3filmpropertiessuchascrystallinity,IV,andCVcharacteristicswere
measured.Postannealingat700°Cimprovedtheelectricalpropertiestoreducetheleakagecurrentdensityupto2×107A/cm2atthebias
voltageof+1V.Itwasalsoobservedthatthecapacitancereasedandtheshiftoftheflat
