遠東學報第二十八卷第三期 中華民國一百年九月出版 溶膠凝膠法製備 ZnO-RuO2 透明半導體薄膜之特性研究 Characteristics of Sol-Gel Derived ZnO-RuO2 Transparent Semiconductor Films 鄭建星 遠東科技大學材料科學與工程系助理教授 楊博文 成功大學材料科學及工程系學生 摘 要 ZnO 在可見光的照射之下呈現透明 ，RuO2 為黑藍色的氧化物且具有良好 的導電性(電阻率35 Ω-cm) 。當在ZnO 中加入RuO2 ，則所製造出來的ZnO- RuO2 薄膜可具有透明性，同時藉由 RuO2 的添加亦可調變其導電性。本研究 以三氯化釕(Ruthenium(III) chloride)為RuO2 的前驅液 ，以醋酸鋅(Zinc acetate) 為ZnO 的前驅液 ，利用溶膠凝膠法(sol-gel)配合旋轉塗佈法(spin coating)製備 ZnO- RuO 複合薄膜，研究改變不同的製程參數，探討製程參數如何影響ZnO- 2 RuO 複合薄膜的材料性質。 2 關鍵詞 ：氧化鋅 、透明導電膜 、溶膠凝膠 Jiann-Shing Jeng, Assistant Professor, Department of Materials Science and Engineering, Far East University Bo-Wen Yang, Student, Department of Materials Science and Engineering, National Cheng Kung University Abstract ZnO is transparent in the visible region. RuO2 with a tetragonal rutile structure is a deep black-blue oxide with good conductivity (i.e., the resistivity of RuO2 is 35 Ω-cm in bulk single crystal.). A ZnO-RuO2 composite film can be fabricated by adulterating ZnO into a conductive RuO2 film, which increases the conductivity as well as the transparency of the ZnO-RuO2 composite film. This study carried out the fabrication of ZnO-RuO2 composite film by using the sol-gel process method. In particular, this study involved a series of studies related to surface morphology, crystal structures, and transmittance of the ZnO-RuO2 composite film
