ThereareonlytwocompanieswhocanprovideArFlightsource,oneisinAmericaand theotheroneisinJapan.Projectionlithographytoolisnotonlythemostcritical equipmentinintegratedcircuitsmanufacturing,butalsotheoneofmainRDtasksof NationalScienceandTechnologyMajorProject,andthereareonly threecompaniesinthe worldwhoareabletodevelopit.Purificationtechnologyandtemperaturecontrol technologyarethetwokeytechnologiesofArFlightsource.Thisthesisfocusedonthe researchofthosetwokeytechnologies,providedappropriatetechnicalsolutionsand completed an experimental verificationofthe solutions.IntheArFlightsource,purificationunitandtemperaturecontrolunitcorrespondto thetwokeytechnologies.Purificationunitcontrolschamberpollution,stabilizesthe performanceoftheopticalsystem.Byinjectingpurgegasintothechambertofroma slightlypositivepressuretotheexternalenvironment,purificationunitisabletoachieve thegoalofchamberpurification.Capillaryisutilizedtoachieveslightlypositivepressure control.Acapillaryisplacedattheinletofthechamber,andathrottleisplacedatthe outletofthechamber.Whentheoutsideairpressurefluctuations,duecapillary’sthrottling andpressuremaintainingcharacteristics,theslightlypositivepressurecanbekeptstable. Thetemperaturecontrolunitcontrolsthetemperaturethechambers,maintainstheoptical system’sperformance.Theplantcoolingwaterisutilizedintemperaturecontrolunit.By controllingtheswitchingvalve,temperaturecontrolunitisabletocontroltheaverage flow rate ofthe coolingwater, furthermore, to achievetemperature control of thechamber.Inthisthesis,thefactorsaffectingthedifferentialpressure ofthechamberisanalyzed, therelationshipbetweenthedifferentialpressurechangeandtheenvironmentpressure changeisstudied,therelationshipbetweenthedifferentialpressurechangeandthe capillary’sstructuralparameters(insidediameterandlength)isestablished,andthe relationshipbetweenthedifferentialpressurechangeandtheoutletbackpressurechange is analyzed.Th
