40 1 电 子 器 件 Vol. 40 No. 1 第 卷 第 期 20 17 2 Chinese Journal of Electron Devices Feb． 20 17 年 月 An Ultra-Wideband Low Noise Amplifier with Tunable Gain * and Small Area Using Active Inductor * WANG Zhongj un ，ZHANG Wanrong ，JIN Dongyue ，XIE Hongyun ， ZHA O Yanxiao ，DENG Qiangwei ，H UANG Xin ，LI U Peng (College of Electronic Inf ormation and Control Engineering ，Beij ing University of Technology ，Beij ing 100 124 ，China) Abstract :An ultra-wideband low-noise amplifier (LNA )with tunable gain and small size was designed using the tuneable active inductor (TAI)． At the input stage ，a common base structure was employed to achieve wideband input impedance matching． At the output stage ，an emitter follower was utilized to realize wideband output impedance matching． At amplifier stage ，a common-emitter common-base cascode circuit with a feedback resistor was used to achieve wide bandwidth ，and an active inductor ，it acts as a load ，was used to make the gain tunable． The results show that the LNA has tunable gain (S21 )range of 16．5 dB ～ 21． 1 dB under frequency from 2 GHz to 9 GHz by tuning multiple bias voltages of tuneable active inductor． S and S is less than － 14．7 dB and － 19．3 dB respectively ;NF is 11 22 2 less than 4．9 dB． The chip area is only 0．049 mm ． Key words :LNA ;tunable gain ;small area ;UWB ;active inductor EEACC :1220 doi :10．3969 /j ．issn．1005－9490．2017．01．011 一种采用有源电感的可调增益小面积 超宽带低噪声放大器*
