IC卡失效分析及其机理研究 摘要: 作为信息时代的新型高技术存储产品，IC卡具有容量大、保密性强以及携 带方便等优点，被广泛应用于社会生活的各个领域。随着半导体产品制造工艺水 平的提高以及高性能LSI的涌现，IC卡向功能多样化、集成化方向发展，以满 足人们对方便、迅捷的不断追求。但与此同时，由于在IC卡制造和使用过程中 会产生芯片碎裂、内连引线脱落、芯片电路击穿等引起的密码校验失效、数据丢 失、应用区不能读写等一系列失效和可靠性问题，对其可靠和广泛的应用带来很 大影响，其失效模式、失效机理I待深入研究。 本文分析了IC卡芯片碎裂、引线键合失效、静电放电失效等的失效模式和 失效机理，并结合IC卡制造工艺和IC卡失效分析实例，对引起这些失效的根本 原因做了深入探讨，并就提升制造成品率、改善可靠性提出相应的应对措施。 关键词:IC卡，失效机理，薄/超薄芯片，碎裂，键合 FailureAnalysisandFailureMechanismResearchofICCards Abstract: Asaveryimportantroleintheareaofinformationtechnology,ICcardshavemany goodadvantagessuchasgreatcapacity,standoutsecurityandattractiveconveniences, whichleadtoitsvarietyofapplicationsincommonsociety.Alongwiththe developmentofsemiconductormanufacturetechnologyandtheemergenceofmore powerfulmicroprocessorsLSIs,ICcardswillhavearemarkabletrendofmulti一 luresmodesduringthemanufacturingor som e fai functionsandhighintegration.But thefieldapplicationshavebeenfound,whichmaybecausedbyrfactureof thin/ultra-thinsilicondies,failureofwireboundingorESD,etc，andthosekindsof failureswillseriouslyaffectthenormaluseofICcards.
