AbstractSiCparticlesreinforcedcoppermatrixcomposites,withthevolumefractionof50%,55%and60%,werefabricatedbysqueeze-castingtechniqueforelectronicpackagingapplications.ThemicrostructuresofSiCp/Cucompositewerestudiedbyusingopticalmicroscope,scanningelectronmicroscopeandtransmissionelectronmicroscope.ThephysicalandmechanicalpropertiesofSiCp/Cucompositewereanalyzedbymeansofanalyticalbalance,thermaldilatometer,thermalconductivitytester,electricalresistancetesterandthree-pointbendingtests,alsowiththeirinfluencingfactorsdiscussed.TheSiCp/Cucompositewithhighdensificationscanbeproducedbysqueeze-castingtechnique,andthedensificationofSiCp/Cucompositewithparticlevolumefractionof55%reaches97.8%,whichishigherthanthesamematerialsreportedin-country.ThemicrostructuresofSiCp/Cucompositearedenseanduniform.TEMobservationsindicatehigh-densitydislocationsarefoundinthematricesofcompositesandthestackingfaultsintheSiCparticles.TheSiC-Cuinterfacesexistsinterfacereactions.AndtheanalysisshowsSiCparticlesdecomposeintocarbonandsiliconunderhightemperature,andthelatterdissolvesintothematrixCoppertoformanewCuSisolidsolution,thecarbonprecipitatesintoCopperandformsconglomerationswithparticleshapes.Inthepaper,theaverageCTEsofSiCp/Cucompositewithvolumefractionof50%gets8.54×10-6/℃,thatcanmeettheusagepropertiesofelectronicpackagingmaterials.TheCTEsofSiCp/CucompositedecreasewiththeSiCparticles’volumefraction,andafterannealingtheCTEsofSiCp/Cucompositearelowerthanthatascast.ThethermalconductivitiesandelectronicconductivitiesofSiCp/Cucompositesdecreasewiththeparticles’volumefraction.Annealingtreatmenthaslittleeffectonthermalconductivityofcomposites.Themechanicalpropertiesofcompositesaresuperior.WiththeincreasingoftheSiCparticles’volumefraction,theelasticmodulusincreasestepbystepexcepttheSiCp/Cucompositewithvolumefractionof60%becauseofit’sbaddensification,butthethree-pointbendingandFracturetoughnessstrengthdecreasing.Afterannealing,themechanicalpropertiesofcompositesdecreasesslightlycomparedwiththatascast.SEMob
