The substrate(GaN) was modeled using a Tersoff-like many-body interatomic potential previously developed in our groupWurtzite-structured GaN NW was cut from the bulk GaN around the c-axis having a hexagonal cross section with f1010g facets. The NW contained 230 000 atoms and had an average width of 10 nm and length 40 nm. Open boundary conditions were applied in all directions.
