中国科技论文在线 共振隧穿二极管串联电阻的测量与分析 王伊钿，张世林，郭维廉** （天津大学电子信息工程学院，天津 300072） 5 摘要：共振隧穿二极管（RTD ）的串联电阻对器件和电路参数产生重要的影响。为了探索 RTD 串联电阻对其I-V 特性的影响，我们采用一种外加电阻测量RTD 串联电阻的方法，获 得了不同材料批次RTD 串联电阻的可靠数据，并对测量结果进行了系统地分析。测量与分 析结果揭示了RTD 的直流特性与参数随串联电阻的变化规律，进一步验证了RTD 串联电阻 过大出现表观正阻的现象。基于测量结果，我们还探讨了RTD 串联电阻的构成部分，分析 10 了合金烧结工艺对串联电阻的重要影响。 关键词：共振隧穿二极管；RTD；串联电阻；表观正阻；合金烧结 中图分类号：TN386.3 Measurement and Analysis of Series Resistance in Resonant 15 Tunneling Diode(RTD) WANG Yidian, ZHANG Shilin, GUO Weilian (School of Electronic Information Engineering,Tianjin University, TianJin 300072) Abstract: The series resistance of resonant tunneling diode(RTD) have an important influence on device and circuit parameters.In order to explore the effect of RTD series resistance on the I¬V 20 characteristic of RTD,we tried to get several groups reliable series resistance data from different material batch RTD by an external resistance method and then the measurement results were analysed systematically.The rules of RTD direct current characteristics variation with series resistance have been revealed by measurement and analysed results,which further verify the apparent positive resistance phenomenon caused by large series resistance.Basing on the 25 measurement result,we also investigated the composition of RTD series resistance and the significant influence of alloy sintering process on RTD series resistance.
