２９１（） Vol ．２９ No ．１２０１５１ Journal of Shandong University of Technology （Natural Science Edition ） Jan ．２０１５－－－：１６７２６１９７（２０１５）０１００５８０４ PSD ，，（，２５５０４９）：（PSD ），， PSD ．N 、，１０５０℃ ２h ， PN ．，PSD 、．：PSD ；；：TN９２９．１： A New PSD structure based on a dual ion implantation LI Qian ，LI Tian‐ze ，CHEN Xiang‐ eng p （School of Electrical and Electronic Engineering ，Shandong University of Technology ，Zibo ２５５０４９，China） Abstract ：Based on the analysis of the traditional structure of semiconductor position sensitive de‐ tector （PSD ），we studied a new type of structure for PSD using dual ion implantation method ． The new structure of the N type silicon substrate was formed by injecting a high dose ，low‐ener‐ gy boron ions and another high energy boron ions that subsequently annealed for ２h at １０５０℃ in an ambient of dry O２ to form a shallow and low doped PN junction ．Experimental results show that the new structure of PSD can obtaine high position resolution ，smaller errors and nonlinear response time ． Key words ：the new PSD structure ；dual ion implantation ；annealing （PSD ）、 1 PSD ，，、，PSD 、 PSD ，、、、，［１‐３］． PSD ，．PSD ，PSD PSD PSD ， PSD ， PSD ； PSD ， PSD 、［５］、．［４］．， PSD （PSD ）． I０（L － x ） I１＝（１）２L ：２０１４０５
