Abstract :The effect s of p retreated time for sapp hire substrate on GaN optical p roperties have been studied , under
t he same etched temperature. Optical p roperties are analyzed by transmission spectrum and room temperature p ho
toluminescence spectrum , and t he crystal p roperties are analyzed by highresolution double crystal Xray diffrac
tion , t hese result s indicates t hat t he optical and crystal quality of GaN films grown on p retreated sapp hire sub strate
for 50 minutes is t he best , in which t he full widt hs at half maximum ( FW HMs) of t he Xray diffraction curves in
(0002) plane and ( 1012) plane are as low as 208. 80 arcsec and 320 . 76 acr sec , t he yellow luminescence is nearly
invisible in t he p hotoluminescence spectrum , the FW HM of p hotoluminescence is decreased to 6. 7 nm , and the
highest transmission ratio and t he greatest modulation depth can be shown in t he transmission spectrum.
