Researchaboutapplicationofthemeso-piezo-capacitiveeffectinthemicrosensordevicesAbstractWiththedevelopmentofmodernsensor,thersstohigherrequirementforitscharacteristicsofspecificationsandsensitivity,moreminiaturizationandhighersensitivityisthefurtherdevelopmentofnewsensorsdirection.Thedevelopmentofsemiconductormaterials,suchasⅢ-Ⅴsemiconductor,withthematureofwhoseresearchandpreparationmethods,makingmanyofthematerialheterojunctionphysicalcharacteristicswereexcavated,andappliedtomanyelectronicdevice.mesos-piezoresistiveeffectisanewtypeofsensingtheorieswhichisbasedontheheterojunctionⅢ-Ⅴlythestressdistributioninnanostructurewillchangeunderthemechanicssignal,insomeconditionthechangeofthestresscancauseelectricfieldbuilt-in,andthenthebuilt-inelectricfieldwillleadtothequantumlevelstructureofnanobeltschange,quantumlevelchangewillcauseresonancetunnelingcurrentchange;inshort,neartheresonanttunnelingvoltagethroughthefourphysicalprocessabovecanmakeaweakmechanicalsignalintoastrongelectricalsignal.ThesensorbasedontheMesoscopicpiezoresistiveeffecthavebeentestedpracticely,andprovedthatithashighersensitivity,andcanmaketheminiaturizationofdevicesandcanbeusedasanewtheoreticalbasisofNMESsensor,inordertofurtherenrich,explorenewsensortheory,thispaperpresentsaneweffectmeso-piezo-capacitiveeffect,anditsresearchabouttheapplicationforthesensors.meso-piezo-capacitiveeffect,itistopointtoinmesoscopicscales,thevariablereactancedeviceismadebyheterojunctionmaterial,whichwillcausethestressdistributionchange,andthenwillleadtothechangeofmaterialstrain,outsideofltheactionofstressdistribution,causematerialchangesunderacertainmechanicssignal,atlastthechangesofthematerialstrainhavetomakethechangeoftheheightandwidthofheterojunctionmaterialspotentialbarrier,hispaperwecarrywithadoublebarrierresonancetunneling(DBRT)structureoftheheterojunctionreactorastheresearchobject,andanalyzesitscapacitancecharacteristicsandwhenthechangeofthestressandthestraincausebyexternalmechanicalhowinfluncethecapacitanceofthereactance.w
