It is found that the shape of spiral steps and the hillocks both appear quadrilateral. The single step moved in the same direction with bunching steps can aggravate the degree of bunching, but the steps merged with each other may weaken this situation. Although the bunching steps and quasi-macrosteps moving both in the different directions can coexist with single steps, the advancement of single steps can promote the step accumulation. The value of edge energy of steps was calculated. It is indicated that the advancement velocities of steps on (100) face could increase with the increase of doping concentration,
